Microsemi has introduced a 900V COOLMOS switching MOSFET for high power, high performance applications. The new device has what is said to be the highest voltage available in superjunction technology, while its on-resistance of 120 mili-ohms is one-third that available with conventional 900V MOSFET devices, according to the company. Other features include an ultra low gate charge, Q(g); and extreme dv/dt rated and avalanche energy rated.
